Overview
- This is a molding machine using CDIM technology, which employs a compression molding method using liquid resin.
- The system is capable of molding high-density mounting products, PoPs, and other packages that are difficult to mold using conventional methods.
- The system is equipped with a dispenser for liquid resin.
Features
- The resin does not touch the mold surface, which eliminates mold wear and ensures stable quality and stable operation. (Release film is used).
- Molding of 100x300mm substrates is possible.
- Unique dispenser that can apply high viscosity and high hardness filler resin with high precision.
- 100% resin yield (individual package).
- Degateless (no need to remove culs and runners).
- The use of liquid resin makes the inside of the equipment clean. No trouble caused by resin powder.
- The number of presses can be selected according to the production volume (one or two).
