C4(読み方:Controlled Collapse Chip Connection)

Abbreviation for Controlled Collapse Chip Connection. A type of flip chip bonding method. After flipping a diced chip in which multiple solders are disposed as electrodes, the chip is mounted on a substrate, which is then heated and bonded in the reflow furnace.
