In recent years, 3D integration technology has been attracting attention to achieve higher functionality and faster transmission.
We will introduce solutions from  Yamaha Robotics Holdings, including chiplet, WLP, PLP & CPO, and APIC YAMADA's molding technology.
We will also exhibit and introduce the development of non-contact handling technology to suppress particles during chip transfer, which is attracting attention as an issue for next-generation bonding, and the development of cleaning technology.
